Bu kristalin bir yüzeyine 10 ? 5 torr bas?nç alt?nda CrNiCo alaşımı buharlaştırılıp doğrultucu kontak oluşturuldu. Diğer yüzeyine de 10 ? 5 torr basınç altında AuGe alaşımı buharlaştırılarak omik kontak oluşturuldu. Böylelikle CrNiCo/MBE n-GaAs Schottky diyotlar? elde edildi. Oda sıcaklığında I-V ve C-V ölçümleri yap?ld?. Sonuç olarak, o ? = 0,83 eV, 0 V = 1,21 eV ve n = 1,83'luk değerlerin literatürle uyumlu olması Schottky diyotlar için önemli uygulamalara sahip olabileceği görüşüne var?ld?. Anahtar Sözcükler: Schottky diyot, idealite faktörü, engel yüksekliği, seri direnç ve doğrultma oranı.In this study, n-type GaAs semiconducor crystal grown by Molecular Beam Epitaxy (MBE) technique which has [100] direction, was the crystal thickness 400 ? m and it's room temprature resistivity was ?? 0,07352 ? -cm was used. By being evaporated CrNiCo alloy under 10 ? 5 torr pressure to a facet of the crystal, directive contact has been formed. By being evaporated AuGe alloy under 10 ? 5 torr pressure to other facet of it, omic contact has been formed as result of that, CrNiCo/MBE n-GaAs Schottky diodes have been made. I-V and C-V measurments were done at room temperature. Consequently, o ? = 0,83 eV, 0 V = 1,21 eV ve n = 1,83, as the values are suitable for the literature, it has been agreement of opinion that the values will be able to have the important application for Schottky diodes.
